Abstract
In this article, properties of the nonequilibrium impulse CV-characteristics of MOS (MIS) structures are measured by response to a trapezoidal voltage pulse with edge times shorter than the recharge-time constants of the interface and semiconductor (Si) bulk electron states and analysed. It is shown how such nonequilibrium CV-characteristics can be used for electrophysical testing of reliability of LSI-circuit structures at the formation stage.
